Intel showed its multi-module Sapphire Rapids processor from HBM

During the ISC 2021 event, Intel confirmed that Xeon Sapphire Rapids processors will see a special SPR-HBM variant, i.e. a version with HBM memory at the end of 2022. We haven’t heard more about them, but it’s the first time the company has shown this multi-module Sapphire Rapids processor from HBM.

Intel did so earlier this week at the International Microelectronics Symposium hosted by IMAPS (via @wassickt). According to rumors, Xeon Sapphire Rapids, the fourth generation Xeons, will be able to support up to 64 GB of HBM2e memory. It is also certain that the HBM2e will be able to work with the processor together with DDR5. This heralds not only a huge price, but also an equally impressive TDP.

Now we can see that each of the four Sapphire Rapids silicon arrays has two HBM memory stacks which use two 1024-bit interfaces, or a 2048-bit memory bus. With the right type of HBM2e, Intel can provide these processors as much as 3.68 TB / s of peak bandwidth. On the DDR5 side, at least 4 TB of memory in an eight-channel configuration will come into play.

The Sapphire Rapids processor from HBM comes in a BGA case here, which means that you must solder directly to the motherboard. Finally, it is to offer 56 active cores in the best configuration.
